Mimix Broadband, Inc. Introduces 36 to 43 GHz GaAs MMIC Power Amplifier with High Gain

XP1004 Uniquely Designed for PDH Radios Requiring High Gain and Good Output Power

October 31, 2002, Houston, Texas – Mimix Broadband, Inc. announced today the introduction of a gallium arsenide (GaAs) monolithic microwave integrated circuit (MMIC) power amplifier optimized for applications requiring high small signal gain and power output. Using 0.15 micron gate length GaAs pseudomorphic high electron mobility transistor (pHEMT) device model technology, this chip covers the 36 to 43 GHz frequency band. The balanced design of the power amplifier provides good output match. Furthermore, this four-stage power amplifier has a small signal gain of 26 dB and P1dB compression point of 24 dBm.

This power amplifier, identified as XP1004, is well suited for wireless communications applications such as millimeter-wave point-to-point radio, local multipoint distribution services (LMDS), SATCOM and VSAT applications.

Dr. Jim Harvey, CTO, Mimix Broadband, Inc. stated, "The XP1004 has been designed for high levels of saturated operation, such as those encountered in constant envelope modulation systems. It provides a saturated output of 24 to 25 dBm over a wide range of input power levels, and can maintain low gate currents with input power levels as high as 10 dBm, representing 10 dB compressed gain. It also allows output power control as a function of gate voltage backoff in a well controlled manner, with output power controlled from +24 dBm down to -20 dBm, with an input level of +5 dBm."

Mimix performs 100% on-wafer RF, DC and output power testing on the XP1004, as well as 100% visual inspection to MIL-STD-883 method 2010. The chip also has surface passivation to protect and provide a rugged part with backside via holes and gold metallization to allow either a conductive epoxy or eutectic solder die attach process.
