HiRel Semiconductors Releases Wideband 50 GHz RF Switch

Teledyne HiRel Semiconductors has announced the release of the TDSW050A2T, a high-performance, rad-tolerant RF switch designed for demanding aerospace and defense applications.

Operating across an ultra-wide frequency range from true DC to 50 GHz, this reflective single-pole, double-throw (SPDT) switch delivers exceptional RF performance, including low insertion loss, high port isolation (23 dB at 50 GHz), fast switching, and high linearity.

Fabricated using a 150nm pseudomorphic High Electron Mobility Transistor (pHEMT) InGaAs process, the switch is packaged in a compact die measuring just 1.15 mm × 1.47 mm × 0.1 mm—ideal for hybrid assemblies. Its operation is supported by ±5V power supplies, consuming minimal DC power and controlled via TTL-compatible signals.

Built to meet the rigorous demands of space-grade applications, the TDSW050A2T is qualified to MIL-PRF-38534 Class K equivalency, with radiation tolerance up to 100 krad (Si). It is capable of handling input powers with a 1 dB compression point at 23 dBm (typical), offering robust performance for satellite systems, radar, electronic warfare, and other high-frequency military technologies.

The switch is currently available for order and ships from Teledyne’s DoD Trusted Facility in Milpitas, California. Teledyne’s release of this switch underscores its commitment to supporting high-reliability systems requiring wideband signal routing at millimeter-wave frequencies.
