10 – 12 GHz, 100 Watt GaN Power Amplifier: QPM1021

The QPM1021 is Qorvo’s high-power amplifier operating from 10 – 12 GHz for radar and electronic warfare applications. Fabricated on Qorvo’s production 0.15 um GaN on SiC process, the amplifier produces 100 W of saturated output power with 20 dB of large-signal gain while achieving greater than 32% power-added efficiency.
Both RF ports are internally DC blocked and matched to 50 ohms allowing for simple system integration. The QPM1021's performance makes it well suited for commercial and military radar systems, satellite communications systems, and data links. This product is also lead-free and RoHS compliant.
