26 – 30 GHz, 1W GaN Front End Module: QPF4001

The QPF4001 from Qorvo is a multi-function GaN MMIC front-end module (FEM) ideally utilized for 28 GHz phased array 5G base stations and terminals. This device operates over the 26 to 30 GHz frequency range, and combines a low noise, high linearity LNA, a low insertion loss, high isolation TR switch, and a high gain, high efficiency multi-stage PA.

The QPF4001 FEM’s receive path delivers 17 dB of gain and a noise figure of less than 3.5 dB, while the transmit path provides 27 dB of small signal gain and a saturated output power of 1 W. The FEM is fabricated on Qorvo’s 0.15 um GaN on SiC process, and is housed in an air-cavity laminate, 5 mm x 4 mm surface mount package with an embedded copper heat slug.
