500 W GaN RF IMFET: QPD1003

Qorvo offers a 500 W, internally matched discrete GaN on SiC HEMT operating in the 1.2 to 1.4 GHz range. This device is fully matched to 50 Ohm, can support pulsed and linear operations, and is ideal for civilian and military radar applications.
The IMFET features power output of 540 W at 1.3 GHz, and comes in a standard air cavity package. All Qorvo devices are lead-free and ROHS compliant.
Additional features include:
- Frequency range: 1.2 - 1.4 GHz
- Linear gain: 19.9 dB typical at 1.3 GHz
- Typical PAE3dB: 66.7% at 1.3 GHz
- Operating voltage: 50 V
