Gallium Nitride (GaN) MMIC processes suitable for operation at microwave frequencies are now commercially available from a number of vendors worldwide. The high breakdown voltage of GaN transistors and their ability to operate reliably at high junction temperatures make them well suited for the realization of high-power amplifiers. This case study describes the design and performance of a 25W X-band GaN PA MMIC developed with a 0.25µm GaN on SiC process.

Reliability Of GaN-Based Solid State Power Amplifiers

GaN based solid state power amplifiers (SSPAs) have extremely attractive properties, making them ideal for use in both ground applications and space-based satellite communication systems. However, there is a limited amount of information available on the reliability of this new technology.     In Part 1, I described the EM analysis port calibration algorithm that I developed almost 30 years ago and has been in use in Sonnet ever since. At first glance, it might seem like the technique can be applied only to “lonely” ports — ports that have no interaction or coupling with any other nearby ports. In Part 2, I showed how the algorithm can be easily extended to calibrate and de-embed as many tightly coupled ports as needed. Yes, a couple equations are needed, but once you get familiar with them, the process is really easy to do. Everything works so well, one might think that nothing could possibly go wrong.

32 To 36 GHz 3-W Power Amplifier: Model AHP-34043530-01

Model AHP-34043530-01 is a high power amplifier operating nominally in 32 to 36 GHz range. It generates over 3 watts of saturated power over the range and provides over 30 dB of small signal gain. Employing Monolithic-Microwave-Integrated-Circuit (MMIC) technology, the amplifier operates from a single bias supply of +8 Vdc to +12 Vdc with an internal voltage regulator and bias sequencing circuitry, consuming about 2.8 A of DC current under linear operation. The amplifier is idea for applications such as SATCOM, radars and point-to-point radios.

This ovenized voltage controlled SAW oscillator (VCSO) is extremely effective and reliable in applications involving use of analog signal processing, such as radar, communications, and electronic warfare (EW). Addition of a micro-oven to the design yields superior temperature stability (just +/- 10ppm over temperature range -40C to 85C). Specific emphasis on low phase noise, from the start of the design process, has led to a SAW oscillator of superior performance and quality.
